Publication: Oxide Reliability of Gate Biased Trench Si-IGBTs Irradiated with Protons and Neutrons

Cosmic ray testing is usually performed with the gate electrode shortened to the emitter ground, producing zero electric field across the gate dielectric oxide. In real applications, the gate is usually charged to +/-15 V with respect to the emitter, resulting in a field strength exceeding 100 kV/mm. This work aims to test the effect of a gate voltage applied on the failure in time (FIT) rate of Trench Si-IGBTs irradiated with protons and neutrons, providing more realistic test conditions close to the application. Further, HTGB tests are performed on the surviving devices to provide novel insights into the impact of cosmic ray particles on the gate oxide reliability.

Opening of the "Switzerland Innovation Park Innovaare"

With over 200 guests from research, industry and politics, the grand opening of our new home, the "Switzerland Innovation Park Innovaare", took place yesterday. The park offers 23,000 square metres of state-of-the-art clean rooms, laboratories, precision workshops, offices and meeting rooms. The perfect base for companies and start-ups to settle. At the opening ceremony, we took the opportunity to present our technology transfer center and expand our network.

Visit from the Stäubli company

Flavia Bonelli, Toni Israel, Julian Czajor and Felix Bölter from Stäubli visited us this week. After a short round of introductions, we had an intensive dialogue. The product examples they brought with them helped us to better understand the challenges faced by Stäubli. Afterwards, our guests were given a tour of our premises and gained an insight into the development process of our infrastructures. We are looking forward to our future collaboration.

5 experiments over 4 days at the ESRF and the ILL in Grenoble

In total, we carried out 5 experiments, on 5 different beamlines, over 4 days, at 2 different large-scale research facilities (European Synchrotron Radiation Facility (ESRF) / Institut Laue-Langevin (ILL)). This enormous achievement of our team was of course not possible without the support of the scientists at the beamlines.
